基本信息 段曦东教授简介 段曦东教授系教育部长江学者特聘教授,湖南大学化学化工学院二级教授、博士生导师。主要研究二维材料及其异质结超晶格等二维复杂高级结构的合成新理论、合成新原理、以及以此为材料平台研究相关物性规律,并探讨其应用前景。以第一作者和通讯作者在包括Science、Nature、Nature Nanotechnology、Nature Materials、Nature Electronics、Nano Letter、JACS、Chemical Society Review、National Science Review、Nano Research等中外著名期刊上发表论文数十篇。获奖情况是:2017年获湖南省自然科学一等奖(排名第二),2017年获中国电子科技十大进展奖,2019年获国家自然科学二等奖(排名第三), 2020年获中国材料研究学会科学技术奖一等奖(排名第一),2020年获中国半导体十大进展奖。段曦东教授指导的研究生2020年、2021年连续两届获得“京博优秀博士论文”铜奖。其研究简介如下: 段曦东教授长期从事二维无机原子晶体及其横向和范德华异质结的化学合成研究工作,提出多项合成新原理和新技术,在国际上率先制备了多种无机二维原子晶体,二维无机原子晶体横向异质结、多异质结、超晶格、异质结阵列,超晶格,二维原子晶体范德华垂直异质结、多异质结、异质结阵列、超晶格。在应用上,基于合成的物质材料和结构构建了多种基础性基于二维电子材料的下一代电子、光电子器件和电路,研究了一些二维原子晶体及其异质结等复杂结构的基本物理、化学性能。段曦东教授对二维原子晶体及其异质结构的合成与应用探索做出了重要贡献,可以说是目前国际上合成无机二维半导体异质结方向工作最突出,工作系统性最强的科学家之一。 1.二维无机原子晶体及其横向异质结、多异质结、超晶格、异质结阵列的可控合成 首先,段曦东教授积极发展多种二维原子晶体的合成方法。通过选择不同化学成分的反应物源、不同的气相反应和沉积条件,精确调节CVD/PVD系统的蒸气气氛场合温度场的时空分布,合成了MoS2、WS2、WSe2等系列二维无机原子晶体,进一步通过控制气相中源的不同比例,国际上较早地通过气相沉积法合成了二维 WS2xSe2−2x半导体合金纳米片(Nano Lett. 2016, 16, 264−269,第一作者)。通过对二维原子晶体生长行为的研究与控制,实现了多种新型层状二维半导体、二维金属的制备(Adv. Mater. 2018, 30, 1801043;J. Am. Chem. Soc. 2018, 140, 14217−14223;Nano Lett. 2018, 18, 3523−3529;Chem. Mater. 2018, 30, 8891−8896;Adv. Mater. 2019, 31, 1900901,通讯作者),部分二维金属材料表现出优异的磁学性能,在二维 Cr3Te4 纳米片中率先观测到了双斯格明子磁基态,二维 Cr5Si3纳米片具有非共线反铁磁基态(Mater. Today 2022, 57, 66-74;Adv. Mater. 2023, 35, 2210755,通讯作者)。开发了一种 BiOCl 作为辅助剂制备超薄二维材料的普适性低温化学气相沉积法,发现氧原子可以掺杂在非层状材料的表面,抑制其垂直方向的生长,实现超薄二维材料(Nat. Commun. 2023, 14, 304,通讯作者)。 在二维无机原子晶体合成的基础上,开展了相关异质结等复杂结构的合成工作。在2014年,发展了一种原位改变化学反应气相化学成分的气相沉积合成技术,使得不同成分的从固体源产生的蒸气气氛分别按一定时序作用生长基底上进行外延生长过程中,在国际上率先合成出了原子级薄半导体横向异质结(Nat. Nanotechnol. 2014, 9, 1024−1030,第一作者兼通讯作者)。并发现二维无机原子晶体横向异质结合成过程中存在二维原子晶体对生长条件极其敏感,易遭受热刻蚀或因界面成核不可控、合金化等重大挑战。为解决这些挑战,创造性地在生长条件稳定化过程中引入冷的逆向气流,这样在气相沉积的过程中,在热力学上调节二维原子晶体生长和逆生长(热蚀)平衡,保持二维材料的稳定;同时调控异质结横向成核在高温下发生,从动力学上防止不必要的生长前沿成。这样就实现了二维无机原子晶体异质结的高可靠高可控合成,并且在国际上首次实现了一系列的多重异质结、超晶格及量子阱的合成(Science 2017, 357, 788−792,通讯作者)。应用这种新发展气相外延合成与沉积技术精确控制生长中的源蒸气供应,实现单层过渡金属硫族化合物(TMDCs)单晶快速生长(45 μm/s),该生长速率是截止工作发表时TMDCs材料的最快生长速度(Natl. Sci. Rev. 2020, 7, 737−744,通讯作者)。为了使二维无机半导体横向异质结实现功能化,在芯片等领域的应用打下基础,发展二维无机半导体的具有原子级加工精度的激光加工联合各向异性热刻蚀图案化技术,可有效克服传统加工工艺中表/界面吸附和污染导致的不可控成核问题。获得的原子级清洁的边缘界面的图案化二维半导体模板可作为另一种二维无机半导体晶体的优先成核和生长前沿,再应用前述反向气流外延合成技术精准控制生长源的释放,实现其在原二维晶体边缘的精准成核与横向外延,合成了二维无机半导体晶体面内镶嵌异质结阵列(Nat. Nanotechnol. 2022, 17, 493−499,通讯作者)。 2.二维无机原子晶体范德华垂直异质结、多异质结、异质结阵列、超晶格的合成与制备 利用在恰当条件下二维原子晶体范徳华外延的选择性,成功合成了多种二维无机原子晶体垂直范徳华异质结(ACS Nano 2017, 11, 3413−3419;Small 2017, 13, 1701034;Adv. Funct. Mater. 2019, 29, 1806611;Nano Res. 2019, 12, 1683−1689,通讯作者)。进一步采用范德华外延技术,通过控制前驱体饱和蒸气压和载气流速,从动力学上加速CrSe2在WSe2基底原子级平坦表面的横向外延生长,制备出高适配度、层数连续可调的二维CrSe2/WSe2异质结,在国际上首次实现了空气中稳定的二维磁性材料的合成,并详细研究了其磁性(Nat. Mater. 2021, 20, 818−825,通讯作者)。在此基础上,面向二维集成电路发展了大规模二维范德华异质结阵列的通用合成方法。开发了二维半导体TMDCs(s-TMDCs)基底表面高空间分辨率的缺陷制造技术,提出缺陷诱导二维金属TMDCs(m-TMDCs)定点成核外延的合成原理;通过大幅降低化学反应基团在定点制造缺陷处的形核势垒,突破了范德华异质结的成核和外延可控性差的难题,实现了一系列具有完美范德华界面的规模化二维金属/二维半导体异质结阵列的精准外延合成(Nature 2020, 579, 368–374,通讯作者)。进一步,利用合成的二维无机原子晶体范德华垂直异质结、多异质结,开发了一种二维范德华异质结在酒精/水/氨水的毛细作用力下的自发卷曲方法,通过控制乙醇和水的比例调节溶剂表面张力以及二维材料润湿性,创造有利于二维异质结自发卷曲的热力学条件,合成了一系列异质高阶范德华超晶格纳米卷。该方法使得超晶格结构可以在很大程度上自由地调整层间耦合、维数、手性以及拓扑性质(Nature 2021, 591, 385−390,通讯作者)。 3.二维材料及其异质结的应用探索 二维半导体有超薄、对环境高度敏感的特性,用传统热蒸发等方式制备器件中的金属电极时容易损坏原子级厚度的半导体沟道材料。针对这个问题,申请人提出一种基于合金组分调控功函数的方法,可用于构建能带匹配的二维高性能器件。申请人发现合成的范德华金属/半导体异质结具有良好的接触界面,且器件性能表现出对二维合金/二维半导体能带对准的强烈依赖性,功函数较低的二维金属VS2与n型MoS2、功函数较高的VSe2与p型WSe2具有更匹配的能带结构和接触效果(Nat. Electron. 2023, 6, 842,通讯作者)。利用这种VSe2范德华接触制备的双层WSe2场效应晶体管在沟道长度为1.8 μm时,开态电流高达900 μA/μm,创造了当时的二维TMDC晶体管的纪录(Nature 2020, 579, 368–374,通讯作者)。进一步开发热应力控制晶界裂纹技术,通过控制范德华外延过程中的生长温度和降温速率,精确调节热应力释放速率,获得了亚100纳米的高性能二维范德华异质结短沟道晶体管,工作首次对领域内长期存在的“二维半导体晶体管究竟能否获得比拟或者优于传统硅基半导体晶体管的性能”的疑问做出了肯定的回答(Nat. Electron. 2022, 5, 497−204,通讯作者)。与范德华外延生长方法类似,物理层转移技术同样可以获得高质量范德华界面,是实现二维半导体器件功能集成的关键环节。申请人等通过化学表面修饰进行界面力学调控有效避免了电极褶皱,进一步引入传统接触式光刻对准技术,实现了二维半导体器件的晶圆级范德华精准集成,器件性能及均匀性得到大幅提升,并进一步实现了范德华集成反相器和逻辑电路(Nat.
